The semiconductor industry has reached an inflection point. For five decades, Moore's Law delivered predictable gains by shrinking transistors and integrating ever more function onto a single monolithic die. That era is not over, but it has been joined — and in many high-performance domains, superseded — by a different scaling vector: the disaggregation of a system-on-chip into smaller, specialized dies called chiplets, which are then reassembled inside one package using advanced interconnect and packaging technology.
This book, Chiplet-Based System Design: Architecture, Packaging, Interconnects, and Future Semiconductor Systems, was written to give students, practicing engineers, and technology strategists a single, structured reference that connects the many disciplines this shift now demands: system architecture and partitioning, advanced packaging (2.5D and 3D integration, silicon interposers, bridges, hybrid bonding), die-to-die interconnect standards such as UCIe, signal and power integrity, thermal management, chiplet-aware EDA flows, known-good-die test methodology, and the economics and ecosystem dynamics that determine whether a chiplet strategy succeeds commercially.
Chiplet-based design is inherently interdisciplinary. A device architect who ignores packaging constraints will produce an unmanufacturable partition; a packaging engineer unfamiliar with protocol-layer trade-offs will under-provision interconnect bandwidth; a test engineer unaware of known-good-die economics will misprice a program. This book therefore moves deliberately across these boundaries in a single narrative arc: it begins with why chiplets exist (Part I), proceeds through how systems are partitioned and architected (Part II), how dies are physically integrated (Part III), how they communicate (Part IV), how they are designed, verified, and tested (Part V), who builds them and why it makes commercial sense (Part VI), and closes with where the field is heading (Part VII) — optical interconnects, universal chiplet marketplaces, and heterogeneous 3D systems.
Every chapter follows a consistent structure: learning objectives, body content with original figures and tables, a chapter summary, key terms, and review questions suitable for coursework or self-study. Wherever the text cites a specific number — a data rate, a market size, a bump pitch — it is drawn from and cross-checked against public specifications, standards-body publications, or contemporaneous industry reporting current as of mid-2026, and is explicitly marked as illustrative where a precise industry figure was not publicly disclosed. The field moves quickly; readers should treat generational specifications (such as UCIe version numbers and data rates) as a snapshot and consult the relevant standards body for the latest release.
This book assumes a working knowledge of digital logic design, basic semiconductor device physics, and computer architecture at the level of a senior undergraduate or entering graduate student. It is intended for use in a one-semester graduate or advanced undergraduate course on advanced packaging and heterogeneous integration, as a self-study reference for practicing IC and package design engineers transitioning into chiplet programs, and as a strategic primer for technology managers evaluating chiplet adoption.
